Now, Yamaha's been covered (although I will have something more to add there a bit later), for Tokin I don't have anything else on top of what Soundhappy already posted (thanks for that! 🙂), but I realized the NEC "portfolio" is *not* complete - J21 / K71 are missing, and then there's the biggest glaring omission of all - Sony's J28 / K82! 😱 Last but not least - the extremely elusive Hitachi J29 / K89 are MIA too...
So, who has got any docs on those? Own up, or it's... the comfy chair for you! 😀

I wonder if anyone has ever found Yamaha's full datasheets for the original 2SK76 and 2SJ26 (non A version) and then there's also the NEC A versions of the 2SJ20 and 2SK70 found in the Victor JM-S7?

Thank you for that ! I hadn't seen those before. By any change, it would be nice to know what the A versions of the 2SJ20/2SK70 actually meant. Most often for Japanese transistors, the A suffix meant higher Vce/Vds rating, but for these I have no idea. Yamaha power VFETs also had versions with the A suffix.
2SJ18/2SK60 ranking
Sony has been extremely shy in providing more elaborate details on their VFETs beyond the standard properties, let alone about the exact details behind their ranking system. However, the TA-8650 service manual provides a table with a hidden clue to their ranking system, as attached.
A/B are the DC gate voltages Vg, with Vds at 60V.
At the given Vg values, the VFETs are of course on, hence (slightly) above the pinch-off voltage.
Which makes me wonder if the second ranking number (3,4, etc.) simply means a factor of 2.5V for the Vp
Hence, the pinch-off voltage of rank 53 being 7.5V, etc.
It would make sense...

Yoshida, Do you have any information about SRCC made VFETs SSA251,SSA3301C and SSAP4002P. Somewhere I read SSA251 is same as 2sk77B. The seller provided the datasheet of 2sk78b/2sk278b with SSA3301C and told both are same with different packing. SSA251 and SSA3301, both uses 2sk180 style packing.
SSAP4002 looks like 2sk77B . It is a P channel device with higher Rds on resistance, not complement to 2sk77b .But no more information/ data sheet.
Curve traced these devices @ lower voltages. They have very good, linear output characteristics compared to Yamaha 2sk77 and Tokins.

The single dies inside those are the same as utilized inside the 2SK82/2SJ28 duo, however as far as I know the 2SK82/2SJ28 par was only used in the Sony TA-N88 PWM amplifier until Nelson Pass designed his CSX class A pair.
Any clues on max. voltage, current and power for the Sony 2SK82 / 2SJ28 parts? "Hard" specs, educated guesses, and wild thoughts are all welcome!
True. Is there any information available on the "ranking codes" for the 2SJ28/2SK82? The parts I tested have labels "JD-33" (2SJ28) and "JE-33" (2SK82).
