Best output MOSFETs for 2023

I still prefer the lateral kind of mosfets even if they are getting more difficult to find every day,
Reduced component count, easy to bias, negative temp coefficient, single or double die: you cannot ask for more.
On the down side, single reliable source: Exicon.

Thanks for sharing. I assume single ended, since you haven't mentioned the P part (9520). What bias current did you use?

It seems that 510 and 9520 are a match for transconductance, and one can add a small cap to the N channel gate/source to aproximately match capacitances. Harris parts are preferred (this was discussed extensively on this forum, there's a flaw with the IRF P channel).
Beware of comparing old with recent TO220 mosfet production. IR and some other manufacturers have changed in recent times to "N" suffix variants, apparently to make a general improvement to their switching properties and probably reduce cost too. Unfortunately, it also means that they are less capable of dissipating the heat of linear mode operation at the original specified power levels.
