During the 80s I was favourably impressed by a Yamaha Amp using Vertical FET output devices. I am a tube man and I am thinking of developing high power transformer coupled SE amps. I was examining the possibility of using high power solid state devices as an alternative to tubes. Recently, I found a very interesting site.

Transfer characteristics for Tokin device at this site is very similar to Triodes. I have searched further and Tokin no longer manufacture these devices. Further search led me to SiC sites. Lots of research by NASA, Cree and various universities etc… There are European and Japanese consortiums active in the development of these devices. But no commercially available devices.
I am looking for new production transistors and not the discontinued Tokin transistors. I need 200W-500W dissipation ratings preferably with Triode like transfer characteristics. Can anyone help or advise?
