for the use in switching amplifiers also highspeed analog stages I am searching for a complementary pair of bjt-transistors inclusive saber and/or spice models. The parameters should correspond to
UCE(min)=80V, IC(min)=500mA, P(min)=200mW, hfe(min)=100, ft>300MHz, t,on/t,off=<50ns, case: 318-08/SOT23 or similar.

I can't think of anything that matches all of those parameters at once. If I wanted high speed complementary BJTs I might think of BFT93/BFR93, but they don't have high hfe or Ic. Higher gain transistors tend to be slower than 300MHz.
To my regret, they have only 15 Volts ...

This are (approximately) the characteristics of the 2N2905A, only 20...40V more UCE, an adequate case and he would be suitable for some of my applications.
Nowadays, there are no higher developed types than an goldy of the swinging sixties? 🙄
