I was recently given two high powered power amps which need replacement mosfets (j50 and k135)
I am having dificulty sourcing the replacement parts and was wondering if there are equivalents for the mosfets.

IR vs Toshiba MOSFET SOAs
I was checking out the IRFP240 & IRFP9240 data sheets vs the Toshiba 2SJ201 & 2SK1530 data sheets, and differences in the single pulse SOA envelopes really leaped out at me. The Toshibas spec the same envelope for a 100mS pulse as IR does for a 10mS pulse. Is this a real difference in SOA, or is IR just being very conservative here? If it's real, it would make a big difference for my intended application.
Also, anybody know a stocking distributor for the Toshiba power mosfets in the US?

Keep away from the Exicons if the mosfets are used near their ratings - the equivalents aren't quite so equivalent. Although they are more expensive, the Farnell choices are more reliable.
