I don't know if anybody has put this info out here yet, but thought I would share it. I was in the process of setting up a few CCSs for an up coming project and decided to collect some data while I was at it. I hope you guys find this usefull the next time you go to use the IXYS IXTP01N100D. These values will get you in the ball park.

Here is my result for testing a single device with 30V d-s.
It looks like there is a substantial difference between your measurement and mine. Difference due to Vds being ~3V over the bottom device in the cascode vs. 30V in my measurement?

Have you tried with 2 mA too? Is there any issue with such current value?

I would use the IXTP01N100D part down to about 1 mA. For 1 mA and below I would use the LND150.
