Has anyone tried the Depletion Power MOSFET IXTH16N10D2 from IXYS? It is a 100V 16A MOSFET sold at Mouser. Or are there other (better) Depletion Power MOSFETs out there suitable for 20-30 W power amplifiers?
Lots of input capacitance there, especially if you use it common source with voltage gain. You'll need a hefty driver.

i've tried two times now, getting IXTH16N10D2 fakes from hong kong and china on ebay ( two different sellers ). those i've got didn't operate as depletion mode ( they acts like enhancement mode ). the weird thing is, the mosfet's don't look like fakes, they look like genuine ixys. maybe they're wrong marked from ixys.
i know this thread is old, but i want to know if some genuine ones can be found out there.
it seems hkutsource has changed subject name ...depletion is not mentioned anymore ( still they're fakes, because they don't act as depletion mode )

I forgot to tell, one of my friends also ordered some from RS some months ago and they should not be fakes, but they also seems "not" to act like depletion modes. My thoughts, maybe there have been failures in production-series at ixys, which is not really depletion mode mosfet's (?). Anyway i have to try other dealers and find some that works.
I already had seen Mouser got them ( thanks anyway ) ...so it was not that i didn't knew about their stock. My request was more about, if anyone could point out a dealer, where there was a guarantee of genuine ones or should i say a production series that is what it is on paper.

The data sheet shows Vgs off is between -2 and -4.5V and that ID>16A measured at Vgs=0, Vds=25V. No debate about depletion mode at all

an interesting sic jfet from infineon ...but as you said, price is around 29 euro.
vgs -12 ~ -15 seems right for the purpose.
no debate, so you say IXTH16N10D2 is a depletion mode ?
if i understand your info and the data sheet, the depletion mode works only as ( negative ) - vgs and the vgs is between -2 ~ -4,5 which tells it's a depletion mode ...right ?
if so, it's fake components ..no doubt about that. mine works only as ( positive ) + vgs. 😕
