Hi all
I normally only build tube amplifiers but have gotten couple of handful of old ST BUT30V NPN isotop transistors. It is a 200V 100A 250W rated package.
Datasheet: www.st.com/resource/en/datasheet/but30v.pdf
I can not find any other DIY projects that have used these before, so maybe it is just not suitable or too inferior/complex compared to MOSFETs to even bother with it? Its DC SOA might be the reason for it to only have been used in low voltage SMPS of ancient times.
Kind regards
Mads

Could be good as a class D output stage, if you have enough current available to drive a pair. Could be good for 10kW!
Not much use above 10V Vc-e. Pretty decent gain, even at 20A,
Maybe make an amp for 0.5 Ohm load ? 🙂
