I bought two pairs from Elektor magazine customer support back in 2001. Mind you, they set me back about 60Euros.
Don't waste your money on them.
There is more fake than anything else on the market.
I've bougt 2 GT20D201's and 2 GT20D101's at different places and they both were fake.
As thi was for a school project some of my fellow students bougt these IGBT's too...guess what: worth nothing!
If you whish to buy them...I wish you all the luck
(BTW, isn't it strange that you cannot find any other IGBT for this purpose and these IGBT's aren't manufactured anymore?)

The GT20D101, 201 devices are just not available.
I have not been able to find a better transistor to replace the IRF540/IRF9540, 150W transistors in the Giesberts HEXFET amplifier design. These are cheap and easy to find at newark.com .
IMO, the best way to boost the power output is to use two paralleled IRF240, and two IRF9240 transistors which are pretty good complements to each other and can handle 125W each. So, using two per side can handle 250W which is more than one GT20D101,2 transistors can do anyway (180W). They are also good up to 200V so you can increase the power supply rails up to +/-43V (or higher) as specified in the IGBT upgrade article in elektor magazine so that you can deliver more power to the load. This modification is rather more complicated, however, as the compensation will most likely need to be changed and each transistor will need separate 0.1 Ohm source resistors and gate resistors to ensure good current sharing and prevent oscillation. This could be done but a lot of work.
I think it would be eaiser to just build up two mono block bridge amps using four of the original HEXFET amps. This would give you 240W per channel into 8 Ohms.

Far as the "shining schematic", I bought these transistors intending to clone the fairly impressive sounding Forte circuit, but I never got around to it. I've heard those things blow up and bad stuff then happens to them because there are no parts available for repair. You might do well to try scarfing up couple blown ones, if you bought the transistors. I built the Mark Alexander circuit from the AD app manual and all I got out of that was a 2MHz oscillator. I've used a couple for very unglamorous work but most of them, about 35 pair, have never been out of the box. I'd ship them all to you for 250 bucks.

Weren't there some latch up issues with using these devices (GT20D101/201) for audio power amps?

Those devices I think are not too sensitive to latch-up, it's a 4rd gen type of IGBT.

Typical Vcesat is aroun 1.5V.
Cost: I had a supplier who sold them for ~10$/pc. but no longer has others in stock, do you have maybe?
