Look at the "VAF=100" everywhere. For quite of a number of BJTs, it seems to me, they were only sorted in "power class" and then the three parameters BF, TF and CJC were inferred from the datasheet.

This is better than nothing, but less anybody knowing of the model parameters' meaning, can do himself.
