Toshiba TTA004B-Q, depending on current could use ksa1381 or mje350 or if lower V bd140

I'll add the KSA1142 to those ^, also EOL but still plenty available at Mouser, quite low Cob (4.5p typ.) if you can live with Ic max = 100mA. Tweaked models based on measurements for all of them (1220 included) here, in case you want to check alternatives in LTSpice.
