On Semi makes audio power transistors in TO-204 with 250 watt dice. However, they aren't the fastest, and in general the biggest aren't.
There are now over 400 watt FET dice being put in a TO-220 by Fairchild, but being designed for switching would not sound very good in linear mode, and if you tried to get more than 50 watts out of it steady state, bolted straight to a nice cold sink, it would probably short.
For biggest fastest combo there probably isn't anything better than the MJL3281.

TO3P can refer to 2 sizes, a large TO3P(L) (TO264) and TO3P(N) similar to TO247.
I guess you are looking for the highest power plastic device with a single bolt attachment and that would be in TO264.
In use, the case epoxy material limits power so that 150 deg. max is not exceeded internally, or decomposition occurs.
That means a larger chip for safer operation. Look around - On semi might be good candiates for power with MJL21193/4
but speed puts Toshiba and Fairchild ahead with 2SC5200/1943 variants. Sankens are best all round but MT200 cases
are a little bigger than any TO3P. If you mean the TO247 size, Sanken's variants in that size are streets ahead of everything.
