Default BiMOS output stage

Have anyone ever build this kind of output stage,ie a MOSFET driving a BJT,similiar to an IGBT???

A while back, Accuphase made a very large and expensive amplifier with lateral MOSFETs for drivers and bipolars for outputs.

Some Models of Inter-M amplifiers M-500, M-1000 used Lateral Fets as drivers and BJTs at outputs...

Also the rare Kyocera integrateds used this approach., They used the small (500mA) laterals from hitachi to drive two pairs of toshiba BJTs.

Which particular parts do they use and which ones would you suggest? I would be looking for something like 150V/2A.

2SK214, 2SJ77 were used to drive two pairs of 2SC3281, 2SA1302.

Certianly other combinations are possible. I used some myself in some experiments, they worked quite well. You may want to look at IRF710 and 9610...
