hi,
I have a pair of these power modules, i know these are for industrial power use rated for 500A Ic and 2500Pd . i know it would be non linear in characteristic curves BUT can i use it say for 10A conitnous IC for 60V supply via a 8 ohm resistive load or current drain Power mosfet so i will get around 100W single ended class A amp. The module is ID500A-030 by mitsubishi. Please note that i already have a spare pair of these with some serious heat sinks and swithcing mode power supply available. regards |

The SOA on that part for linear use is horrible, 150W at 30V.
The $2 MJ15015 is better, it has 180W SOA at 60V. The $3 MJ21194 has 250W SOA at 60V, and is faster than the MJ15015. I have about 600 pcs of 2N6274 that are equally horrible for linear use. Rated at 50A and 30Mhz they have about 30W SOA at 30V. This part was about $40 (30 years ago) as an MRO part, and is about $300 today for mil-qualified use (we use these at work). At $300 each, 600 pcs of these would theoretically be worth $180,000. I made a big mistake when I bought them for $1 each. I saw this part in a cheap 12V power supply used as a pass transistor, that's about all they're good for.
