These lateral P-channel and N-channel Fets come from Semelab (google them) and come in either a TO-3 or plastic packages. Huge advantage over the Exicon parts is that these parts are 20 amps, 200 volts and made for audio power usage. Takes (2) 8 amp. Exicon fets to almost equal (1) ALF20N/P20. Both types are in stock at Newark, for those of us in the USA and easier to obtain than the Exicon Fets, I think.
I have an email into Semelab inquiring about Spice models and have not heard from them yet. If I do, I'll post them somewhere in this forum for future usage. |

Sorry. The correct part numbers are ALF16N20W or ALF16P20W for the plastic packages. 16 amps at 200 V. The 20N/P20s do not exist. Don't know why I thought so.....
There are ALF16N/P16 as well, which are the same part at 16A/160 v. |
