I think they should.

I used a professional simulation package called Microwave Office (http://www.appwave.com), which assumes Spice files are in PSpice format when it imports them. They worked for me.

Are you still using these same 2SK216 / SJ79 spice models?
Or is there any better updated version .....
But they seemed to be alright.

I use EWB Multisim9

I was thinking of using 2SK216 model
to test when using it as a replacement for the IRF610 in BOZ preamp.
When BOZ is used as voltage amplifier for SEWA.

I want to figure out optimal drain voltage = output
for best driving the SEWA MOSFET follower at full power.

See here in SEWA thread
SEWA - Seven Watt Amplifier - 2SK216 BOZ MOSFET Voltage amp

thanks

I have the models in a library but never used them so I can't actually comment if they are reliable or not. I'm not that much of a spice guru.

Thanks.

Tried the 2SK216, and it gives IV curves quite close to the datasheet, except for the low Vds region where the Id roll-off isn't modelled. I guess this is a limitation of the MOSN spice model.

Also, I had to change the NSUB parameter to 1e15 before it would work.

Chris.

Okay, I try these models.

From cs reply, it looks as they are alright.
... curves close to datasheet ...

I may have to change that NSUB value to something,
whatever that is

But dont you think he means:
1E-15

1E15 is VERY far from 0

As stated, NSUB should have no effect on the working condition. Try something just around 0 and see what happens.

The VTO values seem to be wrong at 15V !
From the datasheet, I would expect something nearer 0.4V.
Maybe VTO is supposed to be 0.15V ?
I Tried these models for 2SK216 and 2SJ79 , and they seemed to be a long way off.
The threshold voltage of VTO=15 perhaps missed a decimal point?
The data sheet indicates values in the range 0.2 to 1v.
Also the transconductance parameter is apparently 300 times too small at 122n !!!! (for the 2SJ79) while the 2SK216 seems reasonable at 80m
From the data sheet curves, one gets 40mA at 1v so in arm wavy terms the tranconductance is 40mA/V^2 so the parameter should be KP=40m (and not KP=122n).
I simply typed over the VTO and KP values, and renamed the devices bob79 and bob216, as follows:
**********************
.MODEL bob79 PMOS (LEVEL=1 VTO=-.1 KP=40m GAMMA=18.6
+ PHI=.75 LAMBDA=1.04M RD=.84 RS=.84 IS=250F PB=.8 MJ=.46
+ CBD=862P CBS=1.03N CGSO=57.6N CGDO=48N CGBO=1.09U)
**********
.MODEL bob216 NMOS (LEVEL=1 VTO=.1 KP=60M GAMMA=18.6
+ PHI=.75 LAMBDA=521U RD=.84 RS=.84 IS=250F PB=.8 MJ=.46
+ CBD=658P CBS=790P CGSO=26.4N CGDO=22N CGBO=852N)
*************
Now my amplifier simulation produces a symettrical sine wave output!!

BTW I am trying to fix a 2000W amplifier for a friend, and attempting to simulate it and then improve the protection circuits, so next time it fails it doesn't take out 80% of the semiconductors on the PCB. !!!

To work under OrCAD 16.3, I also need to change TOX from 0 to 1e-6 or something else. TOX means Thickness of oxide.

I have never been able to get these to work with LTspice. Never had problems with the Bob cordell 2SK135/2SJ49 2SK1056/2SJ162 models. But these 216/79 models have me scratched my head.

here is the error log:

Any insight?
