I found that the BD140 having problem,

The IS isn't that big, can any one give me an accurate model ?

hey .. thanks alot .. but another help .. I dunno the J511 diode model and also the BAT85 diode model and BZX79C12V diode, these three models of diodes. I found their datasheet but i dunno is it correct to put inside the LTspice . Can anyone help me give me advise on it model of LTSpice?
