Default Motorola Datasheets M9625, M9623

Hi all,

Having a little trouble finding datasheets for an M9623 and M9625 transistor from motorola. They are RF transistors, in the 10 to 20W range (I think).

anyone have a datasheet for these, or know a source?

Thanks,
Dan

Hello,

I don't know if they have what you're looking for, but try www.datasheetlocator.com.

M9623 appears to be 2N6095, and M9625 would be 2N6097.
2N6095: SI-P VHF-L, 36V, 2,5A, PQ=15W(175MHz)
2N6097: SI-N VHF-L, 36V, 4A, PQ=40W(175MHz)

If NetList is right about the identification, B&D Enterprises has them (http://www.bdent.com) but they are very expensive:

2N6097 - $77.34
2N6095 - $53.67

Ouch.
