Hello everybody!
I desperately need a accurate spice model for the Toshiba MOSFET 2SJ201. I use Pspice 9.1 and it is not in the libaries and i have not found it anywhere on the internet. I mailed Toshiba but they say they do not provide a model for it, how about that for support! I am slso going to use the model for 2SK1530 in the pspice libraries, does anybody know about the accuracy of this model? Thanks! |

I also plan to use these mosfets. I tested 50 ea of the p and n ch type. I copied a IRF9240 model and changed the Vto to 1.75V. This came close to my average test measurements.
In my opinion simulations only tell you so much, the variance from device to device play a big role so how should you really model a device? My Vgs varied from 1.96 to 2.50V @ 300ma. What about transconductance and capacitance? I use pspice as a gut check. I hope this helps, Scott |
